چکیده

Carrier-induced ferromagnetism has been observed in several (III,Mn)V semiconductors. We review the theoretical picture of these ferromagnetic semiconductors that emerges from a model with kinetic-exchange coupling between localized Mn spins and valence-band carriers. We discuss the applicability of this model, the validity of a mean-field approximation for its interaction term widely used in the literature, and validity limits for the simpler RKKY model in which only Mn spins appear explicitly. Our conclusions are based in part on our analysis of the dependence of the system’s elementary spin excitations on carrier density and exchange-coupling strength. The analogy between this system and spin-model ferrimagnets is explored. Finally, we list several extensions of this model that can be important in realistic modeling of specific materials.

Boosting the Curie temperature with correlations in diluted magnetic semiconductors

We present a quantitative theory for the effects of correlated doping on the ferromagnetism of diluted magnetic semiconductors. It predicts that room temperature ferromagnetism should be possible in homogeneous, but correlated, samples of MnxGa1−xAs. The theory predicts lower critical temperatures for MnxGa1−xN. ANALYSIS OF SOME MAGNETIC PROPERTIES OF DILUTED MAGNETIC SEMICONDUCTORS

The susceptibility and specific heat experimental results of the diluted magnetic semiconductors (DMS) are incorporated in a model based on short-range as well as long-range interaction in a random may of magnetic ions. The so-called nearestneighbor pair approximation (NNPA) is applied. It appears that the calculated values of zero field specific heat and Curie-Weiss temperature based on th...

Scattering mechanism of nonmagnetic phase on nano diluted magnetic semiconductors (DMS)

This paper shows the scattering mechanism at diluted magneticsemiconductors. The doped magnetic atom produces a scattering potential due to becoupled of itinerant carrier spin of host material with magnetic momentum of the dopedmagnetic atom. Formulas of scattering event were rewritten by the plane waveexpansion and then the electron mobility of DMS was calculated. Calculations showKondo effect...

Coherently photoinduced ferromagnetism in diluted magnetic semiconductors.

Ferromagnetism is predicted in undoped diluted magnetic semiconductors illuminated by intense sub-band-gap laser radiation. The mechanism for photoinduced ferromagnetism is coherence between conduction and valence bands induced by the light which leads to an optical exchange interaction. The ferromagnetic critical temperature T(C) depends both on the properties of the material and on the freque...

Theory of diluted magnetic semiconductor ferromagnetism

We present a theory of carrier-induced ferromagnetism in diluted magnetic semiconductors ( III1-xMnxV) which allows for arbitrary itinerant-carrier spin polarization and dynamic correlations. Both ingredients are essential in identifying the system's elementary excitations and describing their properties. We find a branch of collective modes, in addition to the spin waves and Stoner continuum w...

Chemical manipulation of high-T(C) ferromagnetism in ZnO diluted magnetic semiconductors.

We report the use of targeted p- and n-type chemical perturbations to manipulate high-T(C) ferromagnetism in Mn(2+):ZnO and Co(2+):ZnO in predictable and reproducible ways. We demonstrate a clear correlation between nitrogen and high-T(C) ferromagnetism for Mn(2+):ZnO and an inverse correlation for Co(2+):ZnO, both as predicted by recent theoretical models. These chemical perturbations reveal r...
